Qorvo expands suite of wideband PAs for EW and radar applications

Qorvo Inc of Greensboro, NC, USA (which provides core technologies and RF solutions for mobile, infrastructure and defense applications) has launched three wideband power amplifiers (PAs) that operate over the full 1-40GHz frequency range to support demanding requirements for electronic warfare (EW), radar and test equipment applications. The PAs are fabricated using Qorvo’s gallium nitride (GaN) QGaN15 and QGaN25 technologies and feature small footprints, delivering what is claimed to be outstanding performance in wideband applications where size, weight and power are significant factors.

“The Qorvo portfolio of wideband PAs surpasses every performance parameter – power, power-added efficiency, bandwidth and large-signal gain,” claims Roger Hall, general manager of Qorvo’s High Performance Solutions business.

Available now to qualified customers, the new products comprise the QPA0106, a wideband MMIC PA in a 7mm x 7mm QFN package that delivers 18W of saturated power over the 1-6GHz frequency range with power-added efficiency (PAE of 40%) and large-signal gain of 24dB; the QPA2966D (as a 3.6mm x 6.9mm bare die), which offers 20W of saturated power over the 2-20GHz range with 26% PAE and 13dB large-signal gain; and the QPA2640D (as a 5.8mm x 3.5mm bare die), which features 8W of saturated power over the 20-40GHz range with 14% PAE and 12dV large-signal gain. They join the TGA2962, which was introduced in 2020 and offers 10W of power over the 2-20GHz range.

“These innovative products reflect our continued commitment to equip defense system designers with the highest-performing options that also reduce component count, footprint and costs,” says Hall.
